Broadband Photosensitive Medium Based on Amorphous Equichalcogenides

A photosensitive medium based on amorphous equichalcogenide thin films containing germanium and antimony is proposed with characteristics promising for applications in all-chalcogenide photonics, sensors, photovoltaics. Optical properties, temperature, exposure wavelength dependence of DC electrical conductivity are shown to be comparable those halide perovskites, which potentially makes equichalcogenides a very attractive alternative. The change dark resistivity temperature found follow exponential decay, covering 2 orders magnitude over 70 K interval. Light leads several relative changes current when compared its value. strong photocurrent response observed under low power (milliwatts range) across the entire 400–1000 nm range investigated wavelengths. An increase decrease photoresponse developed material, vanish at temperatures higher than 120 °C only few milliwatts used.
